- N‑channel, normal level, very low on‑resistance RDS(on)
- Superior thermal resistance
- 100% avalanche tested
- Drain‑source breakdown voltage is 150V min at V =0V, I =1mA, Tj =25°C
- Drain‑source on‑state resistance is 1.9mohm typ at V =15V, I =120A, Tj =25°C
- Diode continuous forward current is 263A max at Tc =25°C
- Reverse transfer capacitance is 25pF typ at V =0V, V =75V, f=1MHz
- Switching charge is 38nC typ at V =75V, I =60A, V =0 to 10V
- PG‑HSOF‑8 package
- Operating and storage temperature range from -55 to 175°C
